I'm pretty sure that to excite water the wavelength needs to be around 2cm (perhaps 2.4, but my memory stinks), i.e. 0.02(4)m.

Thus frequency = 300000000 / 0.024 = 12.5 GHz



Anyway, I'm more confident that they're range is pretty poor. There is a utter cool (and NASTY) workaround using two ultrasound waves to reformulate another wave at any intersecting point that the military developed...it can do things like microwave your brain through walls or make "God" whisper to just you...or flick you all night to keep you awake *without being detectable without knowing what to look for*.
